Chemically ordered AlGaN alloys: spontaneous formation of natural quantum wells

This is a combined experimental and theoretical study of chemical ordering in AlGaN. It is proposed on the basis of calculations that ordering arises from incorporation of Al(Ga) at sites at steps with high(low) N coordination. It is determined that the band gap of the ordered alloy is redshifted by ~110 meV with respect to the random alloy.
